Modeling of self-heating effects in thin-film soi MOSFET's as a function of temperature

چکیده
Self-heating phenomena are studied from room down to near liquid helium temperatures in fully depleted N channel thin film SIMOX MOS devices. A simple theoretical analysis of the self-heating effect is worked out. A method for the extraction of the thermal resistance and the device temperature rise directly from the static output characteristics is derived. Also direct self heating transient measurements are conducted in order to w n f i our analysis.

Analysis of the Drain Breakdown Mechanism in Thin-Film SOI MOSFET's
One important trend in recent years is the reduction of the silicon film thickness in SOI devices. As results of scaling this parameter several benefits have been obtained such as the elimination of the kink effect, the suppression of short-channel effects, improved subthreshold characteristics, the enhancement of carrier mobility, suppression of punchthrough and drain current overshoot and so ...
متن کاملProcess Optimization of Deposition Conditions for Low Temperature Thin Film Insulators used in Thin Film Transistors Displays
Deposition process for thin insulator used in polysilicon gate dielectric of thin film transistors are optimized. Silane and N2O plasma are used to form SiO2 layers at temperatures below 150 ºC. The deposition conditions as well as system operating parameters such as pressure, temperature, gas flow ratios, total flow rate and plasma power are also studied and their effects are discussed. The p...
متن کاملEffects of Annealing and Thickness on the Structural and Optical Properties of Crystalline ZnS Thin Films Prepared by PVD Method
Zinc Sulfide (ZnS) thin films were deposited on glass substrates at the pressure of 10-6 mbar by thermal resistor evaporation technique. The effects of annealing on the structural, optical properties of ZnS films were studied. Crystalline ZnS films have been analyzed by X-ray diffraction. Only cubic phase with the preferred (111) plane was found in ZnS films. Optical characteristics were studie...
متن کاملOPTICAL PROPERTIES OF THIN Cu FILMS AS A FUNCTION OF SUBSTRATE TEMPERATURE
Copper films (250 nm) deposited on glass substrates, at different substrate temperatures. Their optical properties were measured by ellipsometery (single wavelength of 589.3 nm) and spectrophotometery in the spectral range of 200–2600 nm. Kramers Kronig method was used for the analysis of the reflectivity curves of Cu films to obtain the optical constants of the films, while ellipsometery measu...
متن کاملA New Structure for Direct Measurement of Temperature Based on Negative Temperature Coefficient Thermistor and Adaptive Neuro-fuzzy Inference System
Thermistors are very commonly used for narrow temperature-range high-resolution applications, such as in medicine, calorimetry, and near ambient temperature measurements. In particular, Negative Temperature Coefficient (NTC) thermistor is very inexpensive and highly sensitive, whose sensing temperature range and sensitivity are highly limited due to the intrinsic nonlinearity and self-heating p...
